Description
Recent breakthroughs in the material quality and fabrication methods of III-V InAs/GaSb superlattice (SL) structures with a Type II band alignment has enabled high-performance MWIR detectors and LEDs. Nanohmics Inc. in collaboration with UT Austin proposes to develop Type II InGaSb/InAs quantum dot infrared light emitting diodes (QD-IRLED) for high-power infrared scene projection. This particular approach offers a potential material system for wavelength flexible, high-efficiency, surface-emitting mid-infrared sources with significantly reduced complexity, cost, and constraints on the growth layer sequence in comparison to Type II superlattice structures. The size and composition of quantum dots will be varied to produce devices with emission in the MWIR spectrum. LEDs will be fabricated with anti-reflective surface structures to enhance light extraction and external quantum efficiency.
