Description
Sivananthan Laboratories, Inc. and the University of Illinois at Chicago (UIC) will collaborate to develop a Monte Carlo (MC) transport simulation package for devices based on III-V Type-II superlattice (T2SL) materials into a commercial offering suitable for device design and evaluation.UICs existing, research-grade, ensemble MC transport code is predictive of carrier transport in T2SL materials, because it properly captures the physics of miniband electron and hole transport, Umklapp processes and material inhomogeneity.Direct comparison with experiment has validated its approach.In the proposed effort, we will further modify the MC simulation code by incorporating barrier structures, defect scattering, and charge interactions.We will use our experience in atomistic simulations of T2SL material growth to predicted the structure of realistic inhomogeneity in T2SL materials, including it as a scattering source during transport, and will use our programming expertise to transform the research code into a commercial engineering code.
