Description
Today’s leading advanced semiconductor packaging technologies, based on 2.5D architectures, are plagued by poor thermomechanical reliability, mechanical rigidity, and supply chain issues. Lux Semiconductors is proposing its unique system-level advanced packaging technology, System-on-Foil, for use as a modular and conformal microelectronics package for heterogeneous integration for a range of Air Force applications. In this SBIR Direct to Phase II project, Lux will develop digital models of its System-on-Foil platform to feed into customer design models and support digital twinning for defense systems. These models will include thermal, mechanical, and electrical performance, and will be validated by physical models produced in a foundry environment. This scope spans three key objectives: Development of Digital Models for System-on-Foil Design and Fabrication of GPU/HBM System-on-Foil Test Vehicle Simulated and Experimental Evaluation of System-on-Foil Test Vehicle
