Description

The overall objective of this proposal is to develop a solar-blind Al/GaN-based OBT with sensitivity in the UV (< 365 nm) for applications in actuators operated by power-by-wire technology. The devices will incorporate three key technologies: (a) growth on single crystal GaN substrates resulting in superior reliability and low threading dislocation related leakage, compensation and failure, (b) p-type base produced via an innovative Mg doping process, and (c) bevel edge termination. The goal of the Phase I effort is to design, grow, and characterize Al/GaN-based OBTs on native substrates and demonstrate optical signal response >1 A/W.
